SanRex FCA 2-in-1 SiC MOSFET Modules
SanRex FCA 2-in-1 Silicon Carbide (SiC) MOSFET Modules offer 1200V withstand voltage and achieves high reliability and low loss. These MOSFET modules exhibit a low-temperature dependency of RDS(on) and feature safe gate driving, short circuit tolerance, and low power loss. The SiC MOSFET modules use a transfer mold package that is compact and has excellent long-term reliability, and are equipped with a unique die with a build-in diode (not body diode) called “DIO-MOS” that eliminates the need for an external flywheel diode. The FCA150AC120 module drain current is Is=150A (@Tc=90°C) that can run up to Id=358A (Typ. @Tc=90°C) at soft switching mode. Whereas, the FCA100AC120 module drain current is Is=100A (@Tc=90°C) that can soft-switch up to Id=210A (Typ. @Tc=90°C) based on SanRex’s calculation. The evaluation gate driver board is also available upon request.
